Optical erasable bipolar resistive switching on TiO2 film in nanoscale

摘要
•The forming-free bipolar resistive switching was achieved on TiO2 in nanoscale.•High ON/OFF ratio (over 104) and good uniformity of the resistive switching was found.•The erasing effect of the resistance states by UV illumination was demonstrated.•The reversible surface potential change associated with resistance switching was observed.•The transport properties can be controlled by changing the oxygen atmosphere.
