The role of even longitudinal electric field distribution in optimizing carrier transport efficiency of field-effect transistors

•A physical model considering the carrier transport efficiency is developed.•The optimal longitudinal electric field distribution for enabling superior current driving capability is determined.•A multi-material gate field-effect transistor is proposed to generate a quasi-even longitudinal electric field distribution.•Tolerance to short-channel effects and the opportunity to reach the limit of saturation current are obtained.
